Vertical GAA Silicon Nanowire Transistor with Impact of Temperature on Device Parameters

In this paper, we present a vertical wire NMOS device fabricated using CMOS compatible processes. The impact of temperature on various device parameters is investigated in view of usual increase in surrounding temperature with device density.

Fabrication and Characterization of Poly-Si Vertical Nanowire Thin Film Transistor

In this paper, we present a vertical nanowire thin film transistor with gate-all-around architecture, fabricated using CMOS compatible processes. A novel method of fabricating polysilicon vertical nanowires of diameter as small as 30 nm using wet-etch is presented. Both n-type and p-type vertical poly-silicon nanowire transistors exhibit superior electrical characteristics as compared to planar devices. On a poly-crystalline nanowire of 30 nm diameter, high Ion/Ioff ratio of 106, low drain-induced barrier lowering (DIBL) of 50 mV/V, and low sub-threshold slope SS~100mV/dec are demonstrated for a device with channel length of 100 nm.

Dimethyl Ether as an Ignition Improver for Hydrous Methanol Fuelled Homogeneous Charge Compression Ignition (HCCI) Engine

Homogeneous Charge Compression (HCCI) Ignition technology has been around for a long time, but has recently received renewed attention and enthusiasm. This paper deals with experimental investigations of HCCI engine using hydrous methanol as a primary fuel and Dimethyl Ether (DME) as an ignition improver. A regular diesel engine has been modified to work as HCCI engine for this investigation. The hydrous methanol is inducted and DME is injected into a single cylinder engine. Hence, hydrous methanol is used with 15% water content in HCCI engine and its performance and emission behavior is documented. The auto-ignition of Methanol is enabled by DME. The quantity of DME varies with respect to the load. In this study, the experiments are conducted independently and the effect of the hydrous methanol on the engine operating limit, heat release rate and exhaust emissions at different load conditions are investigated. The investigation also proves that the Hydrous Methanol with DME operation reduces the oxides of Nitrogen and smoke to an extreme low level which is not possible by the direct injection CI engine. Therefore, it is beneficial to use hydrous methanol-DME HCCI mode while using hydrous methanol in internal Combustion Engines.

Sub-Impact Phenomenon of Elasto-Plastic Free-Free Beam during a Strike

Based on Rayleigh beam theory, the sub-impacts of a free-free beam struck horizontally by a round-nosed rigid mass is simulated by the finite difference method and the impact-separation conditions. In order to obtain the sub-impact force, a uniaxial compression elastic-plastic contact model is employed to analyze the local deformation field on contact zone. It is found that the horizontal impact is a complicated process including the elastic plastic sub-impacts in sequence. There are two sub-zones of sub-impact. In addition, it found that the elastic energy of the free-free beam is more suitable for the Poisson collision hypothesis to explain compression and recovery processes.
